TechInsights’ Advanced Packaging Outlook 2027 says AI accelerator production may be constrained by advanced packaging, with yield, qualification and second-sourcing becoming more important than raw wafer capacity.
Why it mattersThe report points to HBM stacks and large interposers as part of the changing supply-chain picture. For AI hardware, the bottleneck may sit further down the production line than the headline chip count suggests.
Discuss: If advanced packaging is the constraint, should chipmakers prioritise qualifying more suppliers or expanding capacity at their existing specialists?
